65nm Revolution: Applied Materials Leads the Semiconductor Equipment Industry

Applied Materials, Inc. showcased the industry's largest portfolio of 65nm chip manufacturing systems at SEMICON West, with a full complement of transistor, interconnect and inspection solutions for fabricating next-generation devices. Using technology that creates circuits less than half the size of those used in today's chips, these systems are ready to revolutionize the digital world by enabling feature-packed, future-ready devices with up to twice the number of transistors to power the portable intelligence of tomorrow.

To extend Moore's Law to 65nm and beyond -- and deliver the vast new capabilities of the digital age -- chipmakers can no longer rely on just shrinking chip dimensions. The industry depends on major innovations in materials and manufacturing technologies to overcome this significant challenge.

Just a few of Applied Materials' breakthrough 65nm technologies being highlighted at SEMICON West are the Applied Quantum(TM) X, a new single-wafer high current ion implanter, the Applied Reflexion LK Ecmp(TM), a revolutionary electro-chemical mechanical planarization system that removes copper from the wafer with electric charge, and the Applied Producer(R) HARP gap-fill system for enhanced transistor performance. The company also revealed its resolution strategy which harnesses the combined power of Applied's process systems with its metrology and inspection capabilities to resolve 65nm yield challenges.

Applied Materials, Inc. announced today that Taiwan Semiconductor Manufacturing Co. (TSMC) has qualified the Applied Centura Gate Stack system with DPN (decoupled plasma nitridation) technology for all of its 65nm-generation transistor fabrication processes. This advanced technology enabled TSMC to achieve their 65nm equivalent oxide thickness (EOT) scaling targets while increasing device speed.
AMD Orders Applied Materials Systems to Equip 300mm Fab
Applied Materials, Inc. received orders from Advanced Micro Devices, Inc. (AMD) for 300mm equipment to manufacture its future advanced 65nm-generation 64-bit microprocessors. The orders cover a broad range of process technologies, including Applied's most advanced etch systems, as well as a comprehensive suite of metrology and inspection tools. The systems are scheduled to begin shipping to AMD's new 300mm Fab 36 in Dresden, Germany, in late calendar 2004.
Applied Materials Launches Breakthrough 45nm PVD Copper Barrier/Seed Technology
Applied Materials, Inc. today introduced the Applied Endura CuBS II, a breakthrough system that enables PVD copper barrier/seed deposition at 45nm and beyond. The system's new SIP EnCoRe II process chambers feature novel, high power density sputtering sources that create extremely dense, CVD-like conformal films for thin tantalum barrier and copper seed layers with minimal overhang, even at the bottom of very deep, small via holes. Also, sputtering target lifetime has been doubled to more than 20,000 wafers, significantly reducing cost of ownership and maintenance requirements.
